Abstract:

本发明涉及一种调控GaAs/AlGaAs二维电子气中Dresselhaus自旋轨道耦合的方法。该方法通过改变样品温度有效调控了GaAs/AlGaAs二维电子气中Dresselhaus自旋轨道耦合,具体:首先,用分子束外延设备生长GaAs/AlGaAs半导体二维电子气样品,并沉积铟电极;其次,调整光路,使1064nm波长的激光入射到GaAs/AlGaAs半导体二维电子气样品上,使激光光斑位于所述样品两个电极中间,并使激光入射角为30°;最后,将所述样品置于杜瓦瓶中,使样品温度由77K至室温300K变化,测量样品随温度变化的Dresselhaus自旋轨道耦合引起的圆偏振光致电流。本发明方法可行性高,调控效果显著,且实施简便。
