Abstract:

采用电子束蒸发法结合氧化工艺制备得到多晶Zn(O,S)薄膜,在可见光范围内,其平均透射率约为85%,禁带宽度为3.35eV;制备得到结构为glass/ITO/Zn(O,S)/SnS/Ag的异质结器件,表现出明显的整流特性;探讨了Zn(O,S)薄膜厚度对器件I-V特性曲线的影响,当Zn(O,S)薄膜厚度为100nm时,器件具有光响应。
