Abstract:
阳离子取代法是提高Cu_2ZnSn(S,Se)_4太阳电池效率的有效方法。在本文中,我们通过分子前驱体溶液法用In微量取代Sn,在柔性钼箔上制备了具有不同In/(Sn+In)比例的Cu_2ZnSn_(1-x)In_x(S,Se)_4(CZTISSe)太阳电池。结果表明,随着In掺杂比例(In/(Sn+In))从0增至12%,CZTISSe体相中并无杂相引入;Eg的变化并不明显(微弱的先减后增);表面形貌明显改善,晶粒尺寸明显增加;薄膜电学性能得到改善,载流子浓度和迁移率有所增加,最优In掺杂比例为9%。微量In掺杂可以取代Sn,形成In_(Sn)浅能级缺陷,有效减少Cu_(Sn)反位缺陷和Sn...
