Abstract:
用溶胶-凝胶法在p型单晶硅的表面镀上一层TiO2或TiO2-SnO2纳米结构薄膜,并用表面光电压谱(SPS)研究了TiO2/Si和TiO2-SnO2/Si的表面光伏特性. 结果表明,在单晶硅表面镀一层TiO2或TiO2-SnO2薄膜后所得的复合纳米材料的光伏效应比单晶硅提高了1个数量级,且在400~700*!℃热处理温度范围内TiO2/Si和TiO2-SnO2/Si的光伏效应均随着温度的升高而增强,同一温度下TiO2-SnO2/Si的光伏效应比TiO2/Si强.
