Abstract:

本发明公开了一种具有自适应缓冲层的旋转靶材的制备方法,该缓冲层内部结构为多孔状,外观结构为圆环状(呈筒形)。先用热喷涂的方法在衬底表面制备一层厚度为靶材坯体厚度的1/5‑1/7、屈服强度髙(大于热等静压压力)、热膨胀系数适中(介于靶材坯体与衬底之间)、传热性良好、孔隙率为30%‑40%的自适应缓冲层,再采用热等静压法(HIP)在自适应缓冲层表面制备靶材坯体。多孔状缓冲层具有机械的自补偿功能,当自适应缓冲层和靶材坯体在热等静压、冷却的过程中,通过多孔结构缓冲层内部平均孔隙直径的变化,有效地吸收了热压和冷却过程中产生在靶材坯体与衬底界面之间的热失配应变,从而起到保护靶材不破裂的效果。
